Realization of In-Plane Polarized Light Detection Based on Bulk Photovoltaic Effect in A Polar Van Der Waals Crystal

Pioneering Two-Dimensional Perovskites Featuring Four-Layer Organic Spacers for Polarization-Sensitive Photodetection

Hybrid perovskites have great potential in photovoltaics and photodetection. Specially, two-dimensional (2D) hybrid perovskites have been discovered to show distinctive applications in polarization-sensitive photodetection due to their intrinsic anisotropy. Herein, we designed a new type of 2D perovskite by introducing bifunctional alkylammonium as an organic spacer, (β-Ala)4PbBr4 (1, where β-Ala+ is 3-aminopropanoic), which has four organic spacers in adjacent inorganic layers and adjacent organic layers are linked by hydrogen bonding. The pioneering structure with four organic spacers enables an intrinsic high strong anisotropy, facilitating polarization-sensitive detection. The analysis of the crystal structure and optical properties further elucidates the natural anisotropic properties of 1. Strikingly, 1 has a strong optical dichroism (αc/αb ≈ 7.4 in 405 nm), and the polarization-sensitive detector on single crystals of 1 exhibits a large polarization ratio (Imax/Imin ≈ 2.0). This result highlights that the employment of bifunctional cations is efficient to explore new type 2D perovskites for potentially high-performance polarization-sensitive detection.

Stereochemically Active Lone Pair Induced Polar Tri-layered Perovskite for Record-Performance Polarized Photodetection

Bulk photovoltaic effect, a promising optoelectronic phenomenon for generating polarized dependent steady-state photocurrent, has been widely applied in various photodetectors. However, incorporating stereochemically active lone pair to construct bulk photovoltage in organic-inorganic hybrid perovskite (OIHP) is still elusive and challenging. Herein, bulk photovoltage (1.2 V) has been successfully achieved by introducing the stereo-chemically active lone pair perovskitizer to construct a polar tri-layered hybrid perovskite, namely, (IBA)2 MHy2 Pb3 Br10 (1, IBA=iso-butylamine, MHy=methylhydrazine). Strikingly, owning to the promising bulk photovoltage, 1-based detectors exhibit an ultra-highly sensitive polarized photodetection (polarization ratio of up to 24.6) under self-powered mode. This ratio surpasses all the reported two-dimension OIHP single-crystal photodetectors. In addition, detectors exhibit outstanding responsivity (≈200 mA W-1 ) and detectivity (≈2.4×1013 Jones). More excitingly, further investigation confirms that lone pair electrons in MHy+ result in the separation of positive and negative charges to produce directional dipoles, which further directional alignment to generate bulk photovoltage, thereby resulting in polarization-dependent photocurrent. Our findings provide a new demonstration for polar multilayer materials' construction and may open opportunities for a host of high-sensitive polarized photodetection.

Bulk Photovoltaic Effect in Two-Dimensional Distorted MoTe2

In future solar cell technologies, the thermodynamic Shockley-Queisser limit for solar-to-current conversion in traditional p-n junctions could potentially be overcome with a bulk photovoltaic effect by creating an inversion broken symmetry in piezoelectric or ferroelectric materials. Here, we unveiled mechanical distortion-induced bulk photovoltaic behavior in a two-dimensional (2D) material, MoTe2, caused by the phase transition and broken inversion symmetry in MoTe2. The phase transition from single-crystalline semiconducting 2H-MoTe2 to semimetallic 1T'-MoTe2 was confirmed using X-ray photoelectron spectroscopy (XPS). We used a micrometer-scale system to measure the absorption of energy, which reduced from 800 to 63 meV during phase transformation from hexagonal to distorted octahedral and revealed a smaller bandgap semimetallic behavior. Experimentally, a large bulk photovoltaic response is anticipated with the maximum photovoltage VOC = 16 mV and a positive signal of the ISC = 60 μA (400 nm, 90.4 Wcm-2) in the absence of an external electric field. The maximum values of both R and EQE were found to be 98 mAW-1 and 30%, respectively. Our findings are distinctive features of the photocurrent responses caused by in-plane polarity and its potential from a wide pool of established TMD-based nanomaterials and a cutting-edge approach to optimize the efficiency in converting photons-to-electricity for power harvesting optoelectronics devices.

First-principles study on photoelectric properties of all-inorganic two-dimensional double perovskite Cs3AgBiBr7

Two-dimensional (2D) all-inorganic double perovskite materials have attracted great interest owing to their unique photoelectric characteristics, such as high quantum efficiency and relative stability. However, few studies have been conducted on the 2D all-inorganic double perovskite Cs₃AgBiBr₇, and its photoelectric properties are unclear. In this study, we present a detailed investigation of the band structure, optical absorption spectrum, carrier mobility and exciton binding energy of the double perovskite Cs₃AgBiBr₇ based on the first-principles. The results show that this system has an indirect band gap and low carrier mobility, high exciton binding energy (2041.38 meV) and significant light absorption in the UV region. We also find that the material may be a potential exciton insulation candidate owing to the exciton binding energy beyond the band gap. Our calculated results also show that low dimensional perovskite Cs₃AgBiBr₇ is more suitable for luminescence than a photovoltaic device. We hope our theoretical results will inspire and promote the experimental exploration of 2D all-inorganic double perovskite materials for photoelectric applications.

Strong Anisotropic Two-Dimensional In2Se3 for Light Intensity and Polarization Dual-Mode High-Performance Detection

Detecting the light from different freedom is of great significance to gain more information. Two-dimensional (2D) materials with low intrinsic carrier concentration and highly tunable electronic structure have been considered as the promising candidate for future room-temperature multi-functional photodetectors. However, current investigations mainly focus on intensity-sensitive detection; the multi-dimensional photodetection such as polarization-sensitive photodetection is still in its early stage. Herein, the intensity- and polarization-sensitive photodetection based on α-In₂Se₃ is studied. By using angle-resolved polarized Raman spectroscopy, it is demonstrated that α-In₂Se₃ shows an anisotropic phonon vibration property indicating its asymmetric structure. The α-In₂Se₃-based photodetector has a photoelectric performance with a responsivity of 1936 A/W and a specific detectivity of 2.1 × 10¹³ Jones under 0.2 mW/cm² power density at 400 nm. Moreover, by studying the polarized angle-resolved photoelectrical effect, it is found that the ratio of maximum and minimum photocurrent (dichroic ratio) reaches 1.47 at 650 nm suggesting good polarization-sensitive detection. After post-annealing, α-In₂Se₃ in situ converts to β-In₂Se₃ which has similar in-plane anisotropic crystallinity and exhibits a dichroic ratio of 1.41. It is found that the responsivity of β-In₂Se₃ is 6 A/W, much lower than that of α-In₂Se₃. The high-performance light intensity- and polarization-detection of α-In₂Se₃ enlarges the 2D anisotropic materials family and provides new opportunities for future dual-mode photodetection.

In Situ Encapsulated Moiré Perovskite for Stable Photodetectors with Ultrahigh Polarization Sensitivity

Nanostructures provide a simple, effective, and low-cost route to enhance the light-trapping capability of optoelectronic devices. In recent years, nano-optical structures have been widely used in perovskite optoelectronic devices to greatly enhance the device performance. However, the inherent instability of perovskite materials hinders the practical application of these nanostructured optoelectronic devices. Here, in situ encapsulated moiré lattice perovskite photodetectors (PDs) by two nanograting-structured soft templates with relative rotation angles is fabricated. The confinement growth of the two nanograting templates leads to crystal growth with moiré lattice structure, which improves the light-harvesting ability of the perovskite crystal, thereby improving the device performance. The PD exhibits responsivity to 1026.5 A W^-1 . The Moiré lattice-perovskite-based PD maintained 95% of the initial performance after 223 days. After being continuously sprayed with water moist for 180 min, the performance is maintained at 95.7% of its initial level. The nanograting structure endows the device with high polarization sensitivity of I_max /I_min as high as 9.1.
