Vapor-Deposited Amino Coupling of Hybrid Perovskite Single Crystals and Silicon Wafers toward Highly Efficient Multiwavelength Photodetection

Surface Engineering of Perovskite Single Crystals by Atomic Layer Deposited Tin Oxide for Optical Communication

Perovskite single crystals with excellent physical properties have broad prospects in the field of optoelectronics. However, the presence of dangling bonds, surface dislocations, and chemical impurities results in high surface defect density and sensitivity to humidity. Unfortunately, there are relatively few surface engineering strategies for single perovskite single crystals. We present a strategy utilizing atomic layer deposited SnOx to passivate surface defects in perovskite single crystals. The photodetector prepared based on the modified FAPbBr3 single crystals exhibits a low dark current of 1.89 × 10-9 A at a 5 V bias, close to 4 times lower with respect to the pristine device, a high detectivity of 2.3 × 1010 jones, and a fast response time of 27 μs. Moreover, the photodetectors feature long-term operational stability because the presence of a dense SnOx capping layer hinders the ingress of moisture and diffusion of ions. We further demonstrate the promise of our perovskite single crystal detectors for real-time subaqueous optical communication.

Water-Regulated Lead Halide Perovskites Precursor Solution: Perovskite Structure Making and Breaking

Identifying the impact of water on iodoplumbate complexes in various solutions is essential for linking the coordination environment of the perovskite precursor to its final perovskite solar cell (PSC) properties. In this study, we propose a digital twin approach based on X-ray absorption fine structure and molecular dynamic simulation to investigate the structure evolution of iodoplumbate complexes in precursor solutions as a function of storage time under a constant humidity environment. A full picture about what water does in the perovskite formation process is brought out, and the "making and breaking" role of water molecules is uncovered to link the structure of iodoplumbate complexes to its final properties. This study sheds light on a full picture about what water does in the perovskite formation process and the role of water, which will lead to developing water-involved strategies for consistent PSC fabrication under ambient conditions.

Phenyl-Terminated Coupling Interface Enabled Highly Efficient and Stable Multiwavelength Perovskite Single Crystal/Silicon Integrated Photodetector

The use of amino-terminated siloxanes as coupling interface for perovskite single crystals (PSCs)/silicon integrated devices has been demonstrated to be an effective method toward CMOS compatible optoelectronics; however, it suffers from the coupling stability against the hydrophilicity of the exposed terminal amino groups. In this work, a phenyl-terminated interfacial molecule, anilino-methyl-triethoxysilane (AMTES), is proposed to achieve the effectively galvanic coupling between PSCs and silicon, which can not only improve the device environmental reliability but also lower the surface energy of the silicon substrate so as to facilitate the epitaxial growth of PSCs. Benefiting from the interfacial coupling of AMTES, the obtained MAPbI₃ SC/silicon integrated device possesses highly efficient multiwavelength photodetection properties across the X-ray and NIR range, which exhibits a specific detectivity D* of 3.84 × 10¹³ cm Hz^1/2 W^-1 in the visible-NIR region and an X-ray sensitivity of 1.18 × 10⁴ μC Gy_air^-1 cm^-2 with the lowest detection limit of 49.6 nGy_air s^-1. The ultra wide -3 dB bandwidth of 67,300 Hz and the linear dynamic range (LDR) of 112 dB also prove its impressive dynamic response capabilities. Moreover, the AMTES modified integrated device almost maintains 96% of the initial photodetection performance even after keeping in the atmosphere environment for 28 days. This work opens a new avenue for interfacial engineering toward the development of on-chip PSC integrated silicon optoelectronic devices.
