Ultra-long distance carrier transportation in bandgap-graded CdSxSe1-x nanowire waveguides

Controllable Acceleration and Deceleration of Charge Carrier Transport in Metal-Halide Perovskite Single-Crystal by Cs-Cation Induced Bandgap Engineering

Charge carrier transport in materials is of essential importance for photovoltaic and photonic applications. Here, the authors demonstrate a controllable acceleration or deceleration of charge carrier transport in specially structured metal-alloy perovskite (MACs)PbI₃ (MA= CH₃ NH₃ ) single-crystals with a gradient composition of CsPbI₃ /(MA_{1- x} Cs_x )PbI₃ /MAPbI₃ . Depending on the Cs-cation distribution in the structure and therefore the energy band alignment, two different effects are demonstrated: i) significant acceleration of electron transport across the depth driven by the gradient band alignment and suppression of electron-hole recombination, benefiting for photovoltaic and detector applications; and ii) decelerated electron transport and thus improved radiative carrier recombination and emission efficiency, highly beneficial for light and display applications. At the same time, the top Cs-layer results in hole localization in the top layer and surface passivation. This controllable acceleration and deceleration of electron transport is critical for various applications in which efficient electron-hole separation and suppressed nonradiative electron-hole recombination is demanded.

Atomistic Observation of the Local Phase Transition in MoTe2 for Application in Homojunction Photodetectors

Direct atomic-scale observation of the local phase transition in transition metal dichalcogenides (TMDCs) is critically required to carry out in-depth studies of their atomic structures and electronic features. However, the structural aspects including crystal symmetries tend to be unclear and unintuitive in real-time monitoring of the phase transition process. Herein, by using in situ transmission electron microscopy, information about the phase transition mechanism of MoTe₂ from hexagonal structure (2H phase) to monoclinic structure (1T' phase) driven by sublimation of Te atoms after a spike annealing is obtained directly. Furthermore, with the control of Te atom sublimation by modulating the hexagonal boron nitride (h-BN) coverage in the desired area, the lateral 1T'-enriched MoTe₂ /2H MoTe₂ homojunction can be one-step constructed via an annealing treatment. Owing to the gradient bandgap provided by 1T'-enriched MoTe₂ and 2H MoTe₂ , the photodetector composed of the 1T'-enriched MoTe₂ /2H MoTe₂ homojunction shows fast photoresponse and ten times larger photocurrents than that consisting of a pure 2H MoTe₂ channel. The study reveals a route to improve the performance of optoelectronic and electronic devices based on TMDCs with both semiconducting and semimetallic phases.

Miniaturized Multispectral Detector Derived from Gradient Response Units on Single MAPbX3 Microwire

Miniaturized multispectral detectors are urgently desired given the unprecedented prosperity of smart optoelectronic chips for integrated functions including communication, imaging, scientific analysis, etc. However, multispectral detectors require complicated prism optics or interference/interferometric filters for spectral recognition, which hampers the miniaturization and their subsequent integration in photonic integrated circuits. In this work, inspired by the advance of computational imaging, optical-component-free miniaturized multispectral detector on 4 mm gradient bandgap MAPbX₃ microwire with a diameter of 30 µm, is reported. With accurate composition engineering, halide ions in MAPbX₃ microwire vary from Cl to I giving in the gradual variation of optical bandgap from 2.96 to 1.68 eV along axis. The sensing units on MAPbX₃ microwire offer the response edge ranging from 450 to 790 nm with the responsivity over 20 mA W^-1 , -3dB width over 450 Hz, LDR of ≈60 dB, and a noise current less than ≈1.4 × 10^-12 A Hz^-0.5 . As a result, the derived miniaturized detector achieves the function of multispectral sensing and discrimination with spectral resolution of ≈25 nm and mismatch of ≈10 nm. Finally, the proof-of-concept colorful imaging is successfully conducted with the miniaturized multispectral detector to further confirm its application in spectral recognition.

Photophysics of 2D Organic-Inorganic Hybrid Lead Halide Perovskites: Progress, Debates, and Challenges

2D organic-inorganic hybrid Ruddlesden-Popper perovskites (RPPs) have recently attracted increasing attention due to their excellent environmental stability, high degree of electronic tunability, and natural multiquantum-well structures. Although there is a rapid development of photoelectronic applications in solar cells, photodetectors, light emitting diodes (LEDs), and lasers based on 2D RPPs, the state-of-the-art performance is far inferior to that of the existing devices because of the limited understanding on fundamental physics, especially special photophysics in carrier dynamics, excitonic fine structures, excitonic quasiparticles, and spin-related effect. Thus, there is still plenty of room to improve the performances of photoelectronic devices based on 2D RPPs by enhancing knowledge on fundamental photophysics. This review highlights the special photophysics of 2D RPPs that is fundamentally different from the conventional 3D congeners. It also provides the most recent progress, debates, challenges, prospects, and in-depth understanding of photophysics in 2D perovskites, which is significant for not only boosting performance of solar cells, LEDs, photodetectors, but also future development of applications in lasers, spintronics, quantum information, and integrated photonic chips.

Efficient Energy Funnelling by Engineering the Bandgap of a Perovskite: Förster Resonance Energy Transfer or Charge Transfer?

Energy funnelling enables directional carrier transfer along cascaded energy levels, which can be employed to significantly improve energy transfer efficiency and photoelectronic performances. However, the exact mechanism is still under intensive debate on whether Förster resonance energy transfer (FRET) or charge transfer (CT) is playing the dominant role, hindering broad practical device design and applications. Herein, a spectroscopic method is developed to unveil the energy funnelling mechanism by comparing and modeling the photoluminescence (PL) spectra excited by pulsed and continuous-wave (CW) lasers. The applicability of this method is verified in a typical energy funnelling system constructed by engineering the bandgap of a perovskite. Composite hexagonal microplates (MPs) with FAPbBr₃, FAPb(Br_xI_1-x)₃, and FAPbI₃ (formamidinium = FA) at the surface, middle mezzanine, and bottom layers are synthesized by a two-step chemical vapor deposition (CVD) method, which introduces a directional energy funnelling from wide-bandgap FAPbBr₃ to narrow-bandgap FAPbI₃. By using the spectroscopic method developed in this work, we reveal that charge transfer is the dominant mechanism for energy funnelling in the FAPbBr₃/FAPb(Br_xI_1-x)₃/FAPbI₃ sandwich MP. This study not only provides novel insights into the energy funnelling in multiple-bandgap perovskite systems but also develops a widely applicable spectroscopic method to explore the energy funnelling mechanism in other graded bandgap systems.
