Transient strain driven by a dense electron-hole plasma

Evolution of laser-induced strain in a Ge crystal for the [111] and [100] directions probed by time-resolved X-ray diffraction

Ultra-short laser-pulse-induced strain propagation in a Ge crystal is studied in the [111] and [100] directions using time-resolved X-ray diffraction (TXRD). The strain propagation velocity is derived by analysis of the TXRD signal from the strained crystal planes. Numerical integration of the Takagi–Taupin equations is performed using open source code, which provides a very simple approach to estimate the strain propagation velocity. The present method will be particularly useful for relatively broad spectral bandwidths and weak X-ray sources, where temporal oscillations in the diffracted X-ray intensity at the relevant phonon frequencies would not be visible. The two Bragg reflections of the Ge sample, viz. 111 and 400, give information on the propagation of strain for two different depths, as the X-ray extinction depths are different for these two reflections. The strain induced by femtosecond laser excitation has a propagation velocity comparable to the longitudinal acoustic velocity. The strain propagation velocity increases with increasing laser excitation fluence. This fluence dependence of the strain propagation velocity can be attributed to crystal heating by ambipolar carrier diffusion. Ge is a promising candidate for silicon-based optoelectronics, and this study will enhance the understanding of heat transport by carrier diffusion in Ge induced by ultra-fast laser pulses, which will assist in the design of optoelectronic devices.

Reduced Thermal Conductivity in Ultrafast Laser Heated Silicon Measured by Time-Resolved X-ray Diffraction

We investigate the effect of free carrier dynamics on heat transport in bulk crystalline Silicon following femtosecond optical excitation of varying fluences. By taking advantage of the dense 500 MHz standard fill pattern in the PLS-II storage ring, we perform high angular-resolution X-ray diffraction measurements on nanosecond-to-microsecond time-scales with femtometer spatial sensitivity. We find noticeably slowed lattice recovery at increasingly high excitation intensities. Modeling the temporal evolution of lattice displacements due to the migration of the near surface generated heat into the bulk requires reduced thermal diffusion coefficients. We attribute this pump-fluence dependent thermal transport behavior to two separate effects: first, the enhanced nonradiative recombination of free carriers, and, second, reduced size of the effective heat source in the material. These results demonstrate the capability of time-resolved X-ray scattering as an effective means to explore the connection between charge carrier dynamics and macroscopic transport properties.

Imaging phonon dynamics with ultrafast electron microscopy: Kinematical and dynamical simulations

Ultrafast x-ray and electron scattering techniques have proven to be useful for probing the transient elastic lattice deformations associated with photoexcited coherent acoustic phonons. Indeed, femtosecond electron imaging using an ultrafast electron microscope (UEM) has been used to directly image the influence of nanoscale structural and morphological discontinuities on the emergence, propagation, dispersion, and decay behaviors in a variety of materials. Here, we describe our progress toward the development of methods ultimately aimed at quantifying acoustic-phonon properties from real-space UEM images via conventional image simulation methods extended to the associated strain-wave lattice deformation symmetries and extents. Using a model system consisting of pristine single-crystal Ge and a single, symmetric Lamb-type guided-wave mode, we calculate the transient strain profiles excited in a wedge specimen and then apply both kinematical- and dynamical-scattering methods to simulate the resulting UEM bright-field images. While measurable contrast strengths arising from the phonon wavetrains are found for optimally oriented specimens using both approaches, incorporation of dynamical scattering effects via a multi-slice method returns better qualitative agreement with experimental observations. Contrast strengths arising solely from phonon-induced local lattice deformations are increased by nearly an order of magnitude when incorporating multiple electron scattering effects. We also explicitly demonstrate the effects of changes in global specimen orientation on the observed contrast strength, and we discuss the implications for increasing the sophistication of the model with respect to quantification of phonon properties from UEM images.

Probing Electronic Strain Generation by Separated Electron-Hole Pairs Using Time-Resolved X-ray Scattering

Photogeneration of excess charge carriers in semiconductors produces electronic strain. Under transient conditions, electron-hole pairs may be separated across a potential barrier. Using time-resolved X-ray diffraction measurements across an intrinsic AlGaAs/n-doped GaAs interface, we find that the electronic strain is only produced by holes, and that electrons are not directly observable by strain measurements. The presence of photoinduced charge carriers in the n-doped GaAs is indirectly confirmed by delayed heat generation via recombination.

Communication: The formation of rarefaction waves in semiconductors after ultrashort excitation probed by grazing incidence ultrafast time-resolved x-ray diffraction

We explore the InSb-semiconductor lattice dynamics after excitation of high density electron-hole plasma with an ultrashort and intense laser pulse. By using time resolved x-ray diffraction, a sub-mÅ and sub-ps resolution was achieved. Thus, a strain of 4% was measured in a 3 nm thin surface layer 2 ps after excitation. The lattice strain was observed for the first 5 ps as exponentially decaying, changing rapidly by time and by depth. The observed phenomena can only be understood assuming nonlinear time dependent laser absorption where the absorption depth decreases by a factor of twenty compared to linear absorption.

Demonstration of a time-resolved x-ray scattering instrument utilizing the full-repetition rate of x-ray pulses at the Pohang Light Source

We report on the development of a new experimental instrument for time-resolved x-ray scattering (TRXS) at the Pohang Light Source (PLS-II). It operates with a photon energy ranging from 5 to 18 keV. It is equipped with an amplified Ti:sappahire femtosecond laser, optical diagnostics, and laser beam delivery for pump-probe experiments. A high-speed single-element detector and high trigger-rate oscilloscope are used for rapid data acquisition. While this instrument is capable of measuring sub-nanosecond dynamics using standard laser pump/x-ray probe techniques, it also takes advantage of the dense 500 MHz standard fill pattern in the PLS-II storage ring to efficiently record nano-to-micro-second dynamics simultaneously. We demonstrate this capability by measuring both the (fast) impulsive strain and (slower) thermal recovery dynamics of a crystalline InSb sample following intense ultrafast laser excitation. Exploiting the full repetition rate of the storage ring results in a significant improvement in data collection rates compared to conventional bunch-tagging methods.

Ultrafast lattice response of photoexcited thin films studied by X-ray diffraction

Using ultrafast X-ray diffraction, we study the coherent picosecond lattice dynamics of photoexcited thin films in the two limiting cases, where the photoinduced stress profile decays on a length scale larger and smaller than the film thickness. We solve a unifying analytical model of the strain propagation for acoustic impedance-matched opaque films on a semi-infinite transparent substrate, showing that the lattice dynamics essentially depend on two parameters: One for the spatial profile and one for the amplitude of the strain. We illustrate the results by comparison with high-quality ultrafast X-ray diffraction data of SrRuO3 films on SrTiO3 substrates.

Observation of surface-avoiding waves: a new class of extended states in periodic media

Coherent time-domain optical experiments on GaAs-AlAs superlattices reveal the existence of an unusually long-lived acoustic mode at approximately 0.6 THz which couples weakly to the environment by evading the sample boundaries. Classical as well as quantum states that steer clear of surfaces are generally shown to occur in the spectrum of periodic structures, for most boundary conditions. These surface-avoiding waves are associated with frequencies outside forbidden gaps and wave vectors in the vicinity of the center and edge of the Brillouin zone. Possible consequences for surface science and resonant-cavity applications are discussed.

Recent Progress in Ultrafast X-ray Diffraction

X-ray diffraction with femtosecond time-resolution represents a direct probe of ultrafast structural changes in condensed matter. The generation of ultrashort X-ray pulses in laser-driven plasma and/or accelerator-based sources has made substantial progress, and has allowed for studies of transient structures with an unprecedented accuracy. Herein, recent work on transient crystalline structures is reviewed, with the focus on laser-based experiments.

Generation and propagation of a picosecond acoustic pulse at a buried interface: time-resolved x-ray diffraction measurements

We report on the propagation of coherent acoustic wave packets in (001) surface oriented Al0.3Ga0.7As/GaAs heterostructure, generated through localized femtosecond photoexcitation of the GaAs. Transient structural changes in both the substrate and film are measured with picosecond time-resolved x-ray diffraction. The data indicate an elastic response consisting of unipolar compression pulses of a few hundred picosecond duration traveling along [001] and [001] directions that are produced by predominately impulsive stress. The transmission and reflection of the strain pulses are in agreement with an acoustic mismatch model of the heterostructure and free-space interfaces.

PROBING TRANSIENT MOLECULAR STRUCTURES IN PHOTOCHEMICAL PROCESSES USING LASER-INITIATED TIME-RESOLVED X-RAY ABSORPTION SPECTROSCOPY

Molecular structures during chemical processes are crucial for predicting molecular reactivity and reaction mechanisms. Using a laser pulse as an internal clock for starting fundamental chemical processes, molecular structural dynamics can be characterized by coherent vibrational motions and by incoherent transitions between different intermediate states. Recent developments in pulsed X-ray facilities allow structural determination of discrete excited states and reaction intermediates using laser-initiated time-resolved X-ray absorption spectroscopy (LITR-XAS). Moreover, femtosecond X-ray sources have begun making significant contributions in monitoring coherent molecular motions. This review summarizes recent developments in the field, including technical and scientific challenges as well as several examples involving excited state molecular structure and electronic configuration determinations. Future applications of this technique with high time resolution will enable visualization of fundamental chemical events in many systems and further our understanding in photochemistry.

Picosecond x-ray studies of coherent folded acoustic phonons in a multiple quantum well

Coherent folded acoustic phonons in a multilayered GaSb/InAs epitaxial heterostructure were generated by femtosecond laser pulses and studied by means of ultrafast x-ray diffraction. Coherent phonons excited simultaneously in the fundamental acoustic branch and the first back-folded branch were detected. This represents the first clear evidence for phonon branch folding based directly on the atomic motion to which x-ray diffraction is sensitive. From a comparison of the measured phonon-modulated x-ray reflectivity with simulations, evidence was found for a reduction of the laser penetration depth. This reduction can be explained by the self-modulation of the refractive index due to photogenerated free carriers.
