Design, fabrication and optical characterization of quantum cascade lasers at terahertz frequencies using photonic crystal reflectors

Subwavelength micropillar array terahertz lasers

We report on micropillar-based terahertz lasers with active pillars that are much smaller than the emission wavelength. These micropillar array lasers correspond to scaled-down band-edge photonic crystal lasers forming an active photonic metamaterial. In contrast to photonic crystal lasers which use significantly larger pillar structures, lasing emission is not observed close to high-symmetry points in the photonic band diagram, but in the effective medium regime. We measure stimulated emission at 4 THz for micropillar array lasers with pillar diameters of 5 µm. Our results not only demonstrate the integration of active subwavelength optics in a terahertz laser, but are also an important step towards the realization of nanowire-based terahertz lasers.

Ultra-high-Q TE/TM dual-polarized photonic crystal nanocavities

We demonstrate photonic crystal nanobeam cavities that support both TE- and TM-polarized modes, each with a Q factor greater than one million and a mode volume on the order of the cubic wavelength. We show that these orthogonally polarized modes have a tunable frequency separation and a high nonlinear spatial overlap. We expect these cavities to have a variety of applications in resonance-enhanced nonlinear optics.

Active photonic crystal terahertz laser

We present the design and the realization of active photonic crystal (PhC) semiconductor lasers. The PhC consists of semiconductor nanostructure pillars which provide gain at a quantized transition energy. The vertical layer sequence is that of a terahertz quantum cascade laser. Thereby, the artificial crystal itself provides the optical gain and the lateral confinement. The cavities do not rely on a central defect, the lasing is observed in flat-band regions at high symmetry points. The experimental results are in excellent agreement with the finite-difference time-domain simulations. For the vertical confinement a double-metal waveguide is used. The lasers are showing a stable single-mode emission under all driving conditions. Varying the period of the PhC allows to tune the frequency by 400 GHz.
