Atomic Force Manipulation of Single Magnetic Nanoparticles for Spin-Based Electronics

Magnetic nanoparticles (MNPs) are instrumental for fabrication of tailored nanomagnetic structures, especially where top-down lithographic patterning is not feasible. Here, we demonstrate precise and controllable manipulation of individual magnetite MNPs using the tip of an atomic force microscope. We verify our approach by placing a single MNP with a diameter of 50 nm on top of a 100 nm Hall bar fabricated in a quasi-two-dimensional electron gas (q2DEG) at the oxide interface between LaAlO₃ and SrTiO₃ (LAO/STO). A hysteresis loop due to the magnetic hysteresis properties of the magnetite MNPs was observed in the Hall resistance. Further, the effective coercivity of the Hall resistance hysteresis loop could be changed upon field cooling at different angles of the cooling field with respect to the measuring field. The effect is associated with the alignment of the MNP magnetic moment along the easy axis closest to the external field direction across the Verwey transition in magnetite. Our results can facilitate experimental realization of magnetic proximity devices using single MNPs and two-dimensional materials for spin-based nanoelectronics.

Defect-Engineered Dzyaloshinskii-Moriya Interaction and Electric-Field-Switchable Topological Spin Texture in SrRuO3

In situ electrical control of the Dzyaloshinskii-Moriya interaction (DMI) is one of the central but challenging goals toward skyrmion-based device applications. An atomic design of defective interfaces in spin-orbit-coupled transition-metal oxides can be an appealing strategy to achieve this goal. In this work, by utilizing the distinct formation energies and diffusion barriers of oxygen vacancies at SrRuO₃ /SrTiO₃ (001), a sharp interface is constructed between oxygen-deficient and stoichiometric SrRuO₃ . This interfacial inversion-symmetry breaking leads to a sizable DMI, which can induce skyrmionic magnetic bubbles and the topological Hall effect in a more than 10 unit-cell-thick SrRuO₃ . This topological spin texture can be reversibly manipulated through the migration of oxygen vacancies under electric gating. In particular, the topological Hall signal can be deterministically switched ON and OFF. This result implies that the defect-engineered topological spin textures may offer an alternate perspective for future skyrmion-based memristor and synaptic devices.

Display of Spin-Orbit Coupling at ReAlO3/SrTiO3 (Re = La, Pr, Nd, Sm, and Gd) Heterointerfaces

Complex oxide heterointerfaces provide a platform to manipulate spin-orbit coupling under the broken inversion symmetry. Moreover, their weak antilocalization (WAL) effect displays quantum coherent behavior due to the strong spin-orbit coupling. Herein, we break through the limitation of lattice mismatch at ReAlO₃/STO (Re = La, Pr, Nd, Sm, and Gd) heterointerfaces and obtain their two-dimensional electric gas (2DEG) by spin coating. The effect of different Re elements in the resulting quantum corrections on the conductivity is investigated. It is observed that the conductivity of heterointerfaces is reduced with larger atomic numbers due to the ionization potential of Re elements. Moreover, magnetoresistance (MR) measurements in a perpendicular or a parallel field distinctly uncover strong Rashba spin-orbit coupling (SOC) in ReAO/STO samples besides SAO/STO (Re = Sm) and GAO/STO (Re = Gd), and the effective fields of the SOC (H_so) gradually increase from LAO/STO (Re = La, H_so = 0.82 T) to NAO/STO (Re = Nd, H_so = 1.37 T) at 2 K. The competition between SOC scattering and inelastic scattering is revealed through a temperature-dependence study of MR, and the WAL-weak localization transition is at about 6 K. Furthermore, unambiguous results of the Kondo effect, nonlinear Hall, hysteresis loop, and Rashba SOC suggest the coexistence of WAL at the PAO/STO (Re = Pr) heterointerface with exchange coupling between the localized magnetic moment and the itinerant electron. These results pave a unique route for the exploration of spin-polarized 2DEGs at oxide heterointerfaces.

Identifying Ionic and Electronic Charge Transfer at Oxide Heterointerfaces

The ability to tailor oxide heterointerfaces has led to novel properties in low-dimensional oxide systems. A fundamental understanding of these properties is based on the concept of electronic charge transfer. However, the electronic properties of oxide heterointerfaces crucially depend on their ionic constitution and defect structure: ionic charges contribute to charge transfer and screening at oxide interfaces, triggering a thermodynamic balance of ionic and electronic structures. Quantitative understanding of the electronic and ionic roles regarding charge-transfer phenomena poses a central challenge. Here, the electronic and ionic structure is simultaneously investigated at the prototypical charge-transfer heterointerface, LaAlO₃ /SrTiO₃ . Applying in situ photoemission spectroscopy under oxygen ambient, ionic and electronic charge transfer is deconvoluted in response to the oxygen atmosphere at elevated temperatures. In this way, both the rich and variable chemistry of complex oxides and the associated electronic properties are equally embraced. The interfacial electron gas is depleted through an ionic rearrangement in the strontium cation sublattice when oxygen is applied, resulting in an inverse and reversible balance between cation vacancies and electrons, while the mobility of ionic species is found to be considerably enhanced as compared to the bulk. Triggered by these ionic phenomena, the electronic transport and magnetic signature of the heterointerface are significantly altered.

Tailoring Nonstoichiometry and Mixed Ionic Electronic Conductivity in Pr0.1Ce0.9O2-δ/SrTiO3 Heterostructures

The oxygen deficiency or excess, as reflected in the nonstoichiometry of oxide films, plays a crucial role in their functional properties for applications such as micro solid oxide fuel cells, catalysis, sensors, ferroelectrics, and memristors. High concentrations of oxygen vacancies may be beneficial or detrimental according to the application, and hence there is interest in controlling the oxygen content of films without resorting to compositional changes. Here, we demonstrate that substantial changes in the nonstoichiometry of Pr_0.1Ce_0.9O_2-δ (PCO), a model mixed ionic electronic conductor, can be achieved by fabricating multilayers with an inert material, SrTiO₃ (STO). We fabricated heterostructures using pulsed laser deposition, keeping the total thickness of PCO and STO constant while varying the number of layers and thickness of each individual layer, to probe the effects of the PCO/STO interfaces. Conductivity measurements as a function of oxygen partial pressure (P_O2) and temperature showed a significant weakening of the P_O2 dependence compared to bulk PCO, which scaled with the density of interfaces. We confirmed that this change was due to variations in nonstoichiometry, by optical transmission measurements, and show that the lower oxygen content is consistent with a decrease in the effective oxygen reduction enthalpy of PCO. These results exemplify the dramatic differences in properties between films and their bulk counterparts, achievable by interface engineering, and provide generalized insight into tailoring the properties of mixed ionic electronic conductors at the nanoscale.

Mobility Modulation and Suppression of Defect Formation in Two-Dimensional Electron Systems by Charge-Transfer Management

Electron mobility is one of the most-debated key attributes of low-dimensional electron systems emerging at complex oxide heterointerfaces. However, a common understanding of how electron mobility can be optimized in these systems has not been achieved so far. Here, we discuss a novel approach for achieving a systematic increase in electron mobility in polar/nonpolar perovskite interfaces by suppressing the thermodynamically required defect formation at the nanoscale. We discuss the transport properties of electron gases established at interfaces between SrTiO₃ and various polar perovskites [LaAlO₃, NdGaO₃, and (La,Sr)(Al,Ta)O₃], allowing for the individual variation of epitaxial strain and charge transfer among these epitaxial interfaces. As we show, the reduced charge transfer at (La,Sr)(Al,Ta)O₃/SrTiO₃ interfaces yields a systematic increase in electron mobility, while the reduced epitaxial strain has only minor impact. As thermodynamic continuum simulations suggest, the charge transfer across these interfaces affects both the spatial distribution of electrons and the background distribution of ionic defects, acting as major scatter centers within the potential well. Easing charge transfer in (La,Sr)(Al,Ta)O₃/SrTiO₃ yields an enlarged spatial separation of mobile charge carriers and scattering centers, as well as a reduced driving force for the formation of ionic defects at the nanoscale. Our results suggest a general recipe for achieving electron enhancements at oxide heterostructure interfaces and provide new perspectives for atomistic understanding of electron scattering in these systems.

Thermodynamic Ground States of Complex Oxide Heterointerfaces

The formation mechanism of 2-dimensional electron gases (2DEGs) at heterointerfaces between nominally insulating oxides is addressed with a thermodynamical approach. We provide a comprehensive analysis of the thermodynamic ground states of various 2DEG systems directly probed in high temperature equilibrium conductivity measurements. We unambiguously identify two distinct classes of oxide heterostructures: For epitaxial perovskite/perovskite heterointerfaces (LaAlO₃/SrTiO₃, NdGaO₃/SrTiO₃, and (La,Sr)(Al,Ta)O₃/SrTiO₃), we find the 2DEG formation being based on charge transfer into the interface, stabilized by the electric field in the space charge region. In contrast, for amorphous LaAlO₃/SrTiO₃ and epitaxial γ-Al₂O₃/SrTiO₃ heterostructures, the 2DEG formation mainly relies on the formation and accumulation of oxygen vacancies. This class of 2DEG structures exhibits an unstable interface reconstruction associated with a quenched nonequilibrium state.
