Tailoring the Resistive Switching WORM Memory Behavior of Functionalized Bis(triphenylamine)

To better understand the structure-property relationship and the significance of the donor-acceptor (D-A) system in resistive memory devices, a series of new organic small molecules with A-π-D-π-A- and D-π-D-π-D-based architecture comprising a bis(triphenylamine) core unit and ethynyl-linked electron donor/acceptor arms were designed and synthesized. The devices with A-π-D-π-A structures exhibited write-once-read-many memory behavior with a good retention time of 1000 s while those based on D-π-D-π-D molecules presented only conductor property. The compound with nitrophenyl substitution resulted in a higher ON/OFF current ratio of 10⁴, and the fluorophenyl substitution exhibited the lowest threshold voltage of -1.19 V. Solubility of the compounds in common organic solvents suggests that they are promising candidates for economic solution-processable techniques. Density functional theory calculations were used to envision the frontier molecular orbitals and to support the proposed resistive switching mechanisms. It is inferred that the presence of donor/acceptor substituents has a significant impact on the highest occupied molecular orbital-lowest unoccupied molecular orbital energy levels of the molecules, which affects their memory-switching behavior and thus suggests that a D-A architecture is ideal for memory device resistance switching characteristics.

Research Progress and Application of Polyimide-Based Nanocomposites

Polyimide (PI) is one of the most dominant engineering plastics with excellent thermal, mechanical, chemical stability and dielectric performance. Further improving the versatility of PIs is of great significance, broadening their application prospects. Thus, integrating functional nanofillers can finely tune the individual characteristic to a certain extent as required by the function. Integrating the two complementary benefits, PI-based composites strongly expand applications, such as aerospace, microelectronic devices, separation membranes, catalysis, and sensors. Here, from the perspective of system science, the recent studies of PI-based composites for molecular design, manufacturing process, combination methods, and the relevant applications are reviewed, more relevantly on the mechanism underlying the phenomena. Additionally, a systematic summary of the current challenges and further directions for PI nanocomposites is presented. Hence, the review will pave the way for future studies.

Enhanced Memristive Performance of Double Perovskite Cs2 AgBiBr6-x Clx Devices by Chloride Doping

Mixed halide perovskites are promising memristive materials because of their excellent electronic-ionic properties. In this work, lead-free Cs₂ AgBiBr_6-x Cl_x (x=0, 0.2, 0.4, 0.6, 0.8, 1.0) double perovskite films were fabricated using a one-step solution spin-coating method in air. Moreover, the ITO/Cs₂ AgBiBr_6-x Cl_x /Al sandwich-like devices are fabricated to investigate the memristive behaviors. The present memristors exhibit nonvolatile and bipolar resistive switching behaviors without electroforming process. Interestingly, as the chloride content increases, the ON/OFF ratio of the device increases from 10³ to 10⁴ , the average SET voltage and the RESET voltage decrease from -0.40 V to -0.21 V and from 1.55 V to 1.34 V, respectively. In addition, resistance states of devices can be maintained after 100 switching cycles and 10⁴  s of reading. This study provides new possibility for the development of low-power and environmentally friendly memristors.

Effect of a "Zn Bridge" on the Consecutively Tunable Retention Characteristics of Volatile Random Access Memory Materials

Polyimide memory materials with a donor-acceptor structure based on a charge-transfer mechanism exhibit great potential for next-generation information storage technology due to their outstanding high-temperature resistance and good dimensional and chemical stability. Precisely controlling memory performance by limited chemical decoration is one of core challenges in this field. Most reported work mainly focuses on designing novel and elaborate electron donors or acceptors for the expected memory behavior of polyimides; this takes a lot of time and is not always efficacious. Herein, we report a series of porphyrinated copolyimides coPI-Znx (x=5, 10, 20, 50, 80), where x represents the mole percentage of Zn ion in the central core of the porphyrin. Experimental and theoretical analysis indicate that the Zn ion could play a vital bridge role in promoting the formation and stabilization of a charge-transfer complex by enhancing the hybridization of local and charge transfer (HLCT) excitations of porphyrinated polyimides, endowing coPI-Znx with volatile random access memory performance and continuously tunable retention time. This work could provide one simple strategy to precisely regulate memory performance merely by altering the metal content in porphyrinated polyimides.

Zinc Ion Triggered Controllable Binary/Ternary Memory Conversion Behaviors in Polyimides Containing Pendant Porphyrin Group

Compared with typical binary polymeric memory materials, functional polymers with ternary memory performance possess significant potential to achieve ultra-high-density data storage. The reported ternary memory polymers are normally driven by dual-mechanism. However, the involved thermodynamically unstable mechanisms (field-induced conformation change or conductive filament formation/fracture) may result in the poor reliability of memory devices under high-temperature working atmosphere. Another strategy to realize ternary memory is introducing charge trapping/de-trapping mechanism by attaching charge trap atom/group at electron donor, which is proved not always effective. Moreover, the synergistic two mechanisms may have difficulty for clarifying the relationship between memory performance and chemical structures, which is the core issue of polymer memory materials. Besides, some multi-level memory materials need the cooperative participation of artificially setting compliance current, which is the extension of typical binary memory and may cause a more complicated technique and logic circuit. Herein, based on charge-transfer mechanism, a concise and effective strategy to realize ternary memory application is proposed. By inserting a Zn ion, the charge-transfer process occurring in electron donors can lead to the novel electrical tri-stability memory behaviors. This work can provide a novel idea for achieving reliable and intrinsic ternary high-density data storage applications.

Mixed-Valence Compounds as a New Route for Electrochromic Devices with High Coloration Efficiency in the Whole Vis-NIR Region

Electrochromic devices (ECDs) that allow the modulation of light transmission are very attractive in the research field of energy saving. Here all-in-one gel switchable ECDs based on mixed-valence electroactive compounds were developed. The use of the thienoviologen/ferrocene couple as cathode and anode, respectively, leads to a significant electrochromic band in the visible range (550–800 nm), with a color change from yellow to green, and to a lower band in the NIR region (1000–1700 nm), due to the presence of one electroactive-chromic species. Replacement of the electroactive ferrocene with a fluorene-diarylamine electroactive-chromic species, allows to extend and intensify the absorption in the NIR region, thus affording modulation of the solar radiation from 500 up to 2200 nm. High optical contrast, fast coloration and bleaching times and outstanding coloration efficiencies were measured for all observed absorption bands upon the application of small potential differences (1.4 V < DV < 2 V).

Chemically Controlled Volatile and Nonvolatile Resistive Memory Characteristics of Novel Oxygen-Based Polymers

Recent advancements in modern microelectronics continuously increase the data storage capacity of modern devices, but they require delicate and costly fabrication processes. As alternatives to conventional inorganic based semiconductors, semiconducting polymers are of academic and industrial interest for their cost-efficiency, power efficiency, and flexible processability. Here, we have synthesized a series of novel oxygen-based polymers through the postmodification reactions of poly(ethylene-alt-maleate) with various oxybenzyl alcohol derivatives. The oxygen-based polymers are thermally stable up to 180 °C, and their nanoscale film devices exhibit reliable, power efficient p-type unipolar volatile and nonvolatile resistive memory characteristics with high ON/OFF current ratios. Additionally, when given a higher number of oxygen atoms in oxyphenyl side groups, the thin film polymer devices demonstrate a wide operational film thickness range. The memory characteristics depend on the oxyphenyl moieties functioning as charge trap sites, where a combination of Schottky emission and trap-limited space charge limited conductions in OFF-state and hopping conduction in ON-state are observed. This study demonstrates the chemical incorporation of oxyphenyl derivatives into polymer dielectrics as a powerful development tool for p-type resistive memory materials.

Synthesis and Properties of Cyclopentyl Cardo-Type Polyimides Based on Dicyclopentadiene

A crucial polymer intermediate, 4-[1-(4-hydroxyphenyl)cyclopentyl]-phenol (bisphenol CP), was developed from dicyclopentadiene (DCPD), a key byproduct of the C5 fraction in petrochemicals. On the basis of bisphenol CP, a diamine, 4,4'-((cyclopentane-1,1-diylbis(4,1-phenylene))bis(oxy))-dianiline (cyclopentyl diamine; CPDA) was subsequently obtained through a nucleophilic substitution of bisphenol CP, followed by the hydrogenation process. By using the CPDA diamine, a series of polyimides with cyclopentyl (cardo) units on the backbone were prepared along with a reference polyimide (API-6F) based on 4,4'-(4,4'-(propane-2,2-diyl)bis(4,1-phenylene))bis(oxy)dianiline (BPAA), and 4,4'-(hexafluoroisopropylidene)-diphthalic anhydride (6FDA) for the exploration of structure-properties relationship. Thanks to the presence of cyclopentyl units, this type of cardo polyimides exhibited comparable tensile properties, especially a large elongation (25.4%). It is also worth noting that CPI-6F exhibited better solubility in organic solvents, such as NMP, DMAc, THF, and chloroform, than the other PIs. Gas separation properties were also evaluated for these cardo-type polyimides.

Novel carbazole-based donor-isoindolo[2,1-a]benzimidazol-11-one acceptor polymers for ternary flash memory and light-emission

Three novel donor-acceptor polymers (PCz0, PCz2 and PCz4) based on 9-(9-heptadecanyl)-9H-carbazole and isoindolo[2,1-a]benzimidazol-11-one with fluorine substituents (0, 2 and 4) on the acceptor unit were prepared by Suzuki polymerization. The synthesized polymers were studied by theoretical calculation, and optical and electrochemical characterizations to further investigate the performance of memory storage and light-emission. The memory devices of the three polymers all exhibited obvious ternary flash behavior with total ON/OFF state current ratio around 104 and threshold voltages below 3.0 V, with no other blending or doping. Bright emissions of an electroluminescence device based on PCz0 was obtained at 556 nm, the maximum brightness was 2006 cd m-2 with EQE of 0.21%. The results suggested that polymers with the structure of carbazole-based donor as backbone and isoindolo[2,1-a]benzimidazol-11-one segment as acceptor could be excellent materials for memory storage and light-emitting applications with further investigation and could be used for further design of other new polymer systems.

Digital Memory Characteristics of Aromatic Polyimides Based on Pyridine and Its Derivatives

Soluble aromatic polyimides and polyvinyls were prepared by incorporating pyridine moiety and its derivatives in the backbone and the side groups, respectively: 6F-Py-i polymers based on the polyimide backbone (6F-Py-1 to 6F-Py-7) and PVPy-i polymers based on the polyvinyl backbone (PVPy-1 to PVPy-4). All polymers were found to be amorphous. The 6F-Py-i polymers were thermally stable up to 511-545 °C; the PVPy-i polymers were stable up to 362-376 °C. Their glass transitions, thin film densities, molecular orbitals, and band gaps were determined. The electrical devices fabricated with the polymers in an electrode/polymer/electrode structure revealed p-type unipolar write-once-read-many times (namely, permanent) or dynamic random access memory or dielectric behavior, depending on the substituents of the pyridine unit and the film thicknesses. In particular, such digital memory characteristics were found to originate from the pyridine moieties possessing a high charge affinity in the polymers. However, the pyridine moieties were found to still need at least two or more aromatic substituents to get enough power to stabilize charges via utilizing the resonance effects provided by the substituents. Overall, this study demonstrated that the pyridine unit conjugated with two or more aromatic substituents is a very useful component to design and synthesize digital memory materials based on thermally stable polyimides and other high performance polymers. The 6F-Py-i polymers have potential for the low-cost mass production of high-performance programmable unipolar permanent memory devices with very low power consumption.

Preparation of Polyimide/Graphene Oxide Nanocomposite and Its Application to Nonvolatile Resistive Memory Device

2,6-Diaminoanthracene (AnDA)-functionalized graphene oxide (GO) (AnDA-GO) was prepared and used to synthesize a graphene oxide-based polyimide (PI-GO) by the in-situ polymerization method. A PI-GO nanocomposite thin film was prepared and characterized by infrared (IR) spectroscopy, thermogravimetric analysis (TGA) and UV-visible spectroscopy. The PI-GO film was used as a memory layer in the fabrication of a resistive random access memory (RRAM) device with aluminum (Al) top and indium tin oxide (ITO) bottom electrodes. The device showed write-once-read-many-times (WORM) characteristics with a high ON/OFF current ratio (Ion/Ioff = 3.41 × 10⁸). This excellent current ratio was attributed to the high charge trapping ability of GO. In addition, the device had good endurance until the 100th cycle. These results suggest that PI-GO is an attractive candidate for applications in next generation nonvolatile memory.

Molecular Design and Property Prediction of Sterically Confined Polyimides for Thermally Stable and Transparent Materials

To meet the demand for next-generation flexible optoelectronic devices, it is crucial to accurately establish the chemical structure-property relationships of new optical polymer films from a theoretical point of view, prior to production. In the current study, computer-aided simulations of newly designed poly(ester imide)s (PEsIs) with various side groups (–H, –CH₃, and –CF₃) and substituted positions were employed to study substituent-derived steric effects on their optical and thermal properties. From calculations of the dihedral angle distribution of the model compounds, it was found that the torsion angle of the C–N imide bonds was effectively constrained by the judicious introduction of di-, tetra-, and hexa-substituted aromatic diamines with –CF₃ groups. A high degree of fluorination of the PEsI repeating units resulted in weaker intra- and intermolecular conjugations. Their behavior was consistent with the molecular orbital energies obtained using density functional theory (DFT). In addition, various potential energy components of the PEsIs were investigated, and their role in glass-transition behavior was studied. The van der Waals energy (E_vdW) played a crucial role in the segmental chain motion, which had an abrupt change near glass-transition temperature (T_g). The more effective steric effect caused by –CF₃ substituents at the 3-position of the 4-aminophenyl group significantly improved the chain rigidity, and showed high thermal stability (T_g > 731 K) when compared with the –CH₃ substituent at the same position, by highly distorting (89.7°) the conformation of the main chain.

Sulfur (VI) Fluoride Exchange Polymerization for Large Conjugate Chromophores and Functional Main-Chain Polysulfates with Nonvolatile Memory Performance

Sulfur (VI) fluoride exchange (SuFEx) reactions can be applied not only in organic click synthesis, but also in the preparation of functional main-chain polymers. In this work, four functional main-chain polysulfates (PNT-PS, NPNT-PS, PHF-PS, and TPE-PS) are synthesized in high yield using the SuFEx reaction at room temperature. The polysulfates exhibit satisfactory thermal stability and solution processability. They are used as the active layer for memory devices (ITO/PNT-PS/Al, ITO/NPNT-PS/Al, ITO/PHF-PS/Al, and ITO/TPE-PS/Al). I-V measurements show that ITO/PNT-PS/Al and ITO/NPNT-PS/Al exhibit stable flash-memory (write-read-erase) behavior, while ITO/PHF-PS/Al and ITO/TPE-PS/Al exhibit WORM (write once read many) behavior. Our studies provide a feasible and efficient synthetic methodology for the preparation of new memory materials.

Flexible Multifunctional Aromatic Polyimide Film: Highly Efficient Photoluminescence, Resistive Switching Characteristic, and Electroluminescence

We report a flexible multifunctional aromatic polyimide (BTDBPI) that shows yellow-green fluorescence with high photoluminescence quantum yield (PLQY) of 30% in the film state. The nonvolatile "write once-read many" (WORM) characteristic in a memory device with the configuration of ITO/BTDBPI/Au indicates that BTDBPI possesses organic semiconductor behavior. Moreover, polymer light-emitting diodes (PLEDs) with the structure of ITO/PEDOT:PSS/BTDBPI/TPBI/Mg-Ag exhibits an interesting dual-emission phenomenon that originates from the electroluminescence (EL) of the BTDBPI nanometer film (yellow-green, 525 nm) and TPBI (deep blue, 380 nm), demonstrating that BTDBPI shows both the charge-transporting and EL properties.

Design and synthesis of high heat-resistant, soluble, and hydrophobic fluorinated polyimides containing pyridine and trifluoromethylthiophenyl units

In this study, a novel diamine monomer, 4-(4-trifluoromethylthiophenyl)-2,6-bis(4-aminophenyl)pyridine (FTPAP) was synthesized through two-step reaction from 4-trifluoromethylthiobenzaldehyde and 4-nitroacetophenone as raw materials, and then the structure of FTPAP was characterized by Fourier transform infrared (FTIR) spectroscopy, nuclear magnetic resonance, and mass spectrometry. A series of fluorinated polyimides were prepared from FTPAP with five commercial dianhydrides, namely, pyromellitic dianhydride, biphenyl tetracarboxylic dianhydride, oxydiphtahalic anhydride, benzophenone tetracarboxylic dianhydride, and 4,4′-(hexafluoroisopropylidene) diphthalic anhydride. The structure and performance of the fluorinated polymers were fully characterized by FTIR, differential scanning calorimetry, thermogravimetric analysis, and wide-angle X-ray diffraction (WAXD). The inherent viscosity of polymers ranged from 0.41 to 1.45 dL g−1. These polymers displayed good solubility in polar aprotic solvents, such as N, N-dimethylformamide, N, N-dimethylacetamide, dimethyl sulfoxide, and N-methyl-2-pyrrolidone, at room temperature or on heating. Furthermore, they exhibited outstanding thermal stability with glass transition temperatures beyond 305°C, and the temperature of 10% weight loss was in the range of 514–573°C with more than 56% residue at 800°C under nitrogen. Moreover, they showed high optical transparency with the cutoff wavelengths in the range of 385–457 nm and excellent hydrophobic property with contact angle in the range of 82.8–97.6°. In addition, the results of WAXD indicated that all of the polymers presented amorphous structure.

Facile Synthesis of Electroactive and Electrochromic Triptycene Poly(ether-imide)s Containing Triarylamine Units via Oxidative Electro-Coupling

Two bisimide compounds, TPA–TPDI and NPC–TPDI, consisting of a triptycene core and two triphenylamine (TPA) or N-phenylcarbazole (NPC) end groups were successfully synthesized by the condensation reactions from 1,4-bis(3,4-dicarboxyphenoxy)triptycene dianhydride with 4-aminotriphenylamine and N-(4-aminophenyl)carbazole, respectively. These two monomers could polymerize electrochemically via the oxidative coupling reactions of triarylamine units. The electrochemical and spectroelectrochemical properties of the electro-generated triptycene poly(ether-imide)s (TPA–TPPI and NPC–TPPI) were studied. Both polymers have two colored oxidation states, and TPA–TPPI showed better electrochromic performance than NPC–TPPI.

Redox-Responsive Molecular Systems and Materials

Redox reactions can alter the electronic, optical, and magnetic properties of molecules and their ensembles by adding or removing electrons. Here, the developments made over the past 10 years using molecular events are discussed, such as assembly/disassembly, transformation of ensembles, geometric changes, and molecular motions that are designed to be redox-responsive. Considerable progress has occurred in the application of these events to the realization of electronic memory, color displays, actuators, adhesives, and drug delivery. In these cases, systems behave in either a highly or a poorly correlated manner depending on the number of redox-active units involved, based on the method of integration. One of the great advantages of redox-responsive devices and materials is that they have the potential to be readily integrated into existing electronic technologies.

Multiple Stimuli-Responsive Fluorescence Behavior of Novel Polyamic Acid Bearing Oligoaniline, Triphenylamine, and Fluorene Groups

Multiple stimuli-responsive fluorescent materials have gained increasing attention for their fundamental investigation and intelligent applications. In this work, we report design and synthesis of a novel polyamic acid bearing oligoaniline, triphenylamine, and fluorene groups, which served as sensitive units and fluorescence emission unit, respectively. The resulting polymer exhibits multiple stimuli-responsive fluorescence switching behavior triggered by redox species, pH, electrochemical, and pressure stimuli. Every fluorescence switching mechanism upon each stimulus was studied in detail. The interactions and energy transfer between sensitive units and emission unit are largely responsible for this fascinating fluorescent switching behavior. This work provides a deep understanding of the optical switching essence upon these stimuli, opening the way for the development of new fluorescent sensing applications.

Synthesis of new conjugated polymers with coordinated praseodymium complexes for polymer memory devices

A series of novel praseodymium(Pr)-coordinated polymers with phthalimide moieties were synthesized. The effects of the phthalimide moiety and neutral Pr complex on the polymer memory device performance were investigated.
