Phase Change Heterostructure Memory with Oxygen-Doped Sb2Te3 Layers for Improved Durability and Reliability through Nano crystalline Island Formation

Phase-change random access memory represents a notable advancement in nonvolatile memory technology; however, it faces challenges in terms of thermal stability and reliability, hindering its broader application. To mitigate these issues, doping and structural modification techniques such as phase-change heterostructures (PCH) are widely studied. Although doping typically enhances thermal stability, it can adversely affect the switching speed. Structural modifications such as PCH have struggled to sustain stable performance under high atmospheric conditions. In this study, these challenges are addressed by synergizing oxygen-doped Sb2Te3 (OST) with PCH technology. This study presents a novel approach in which OST significantly improves the crystallization temperature, power efficiency, and cyclability. Subsequently, the integration of the PCH technology bolsters the switching speed and further amplifies the device's reliability and endurance by refining the grain size (≈7 nm). The resultant OST-PCH devices exhibit exceptional performance metrics, including a drift coefficient of 0.003 in the RESET state, endurance of ≈4 × 108 cycles, an switching speed of 300 ns, and 67.6 pJ of RESET energy. These findings suggest that the OST-PCH devices show promise for integration into embedded systems, such as those found in automotive applications and Internet of Things devices.

Growth and characterization of the magnetic topological insulator candidate Mn2Sb2Te5

We report a new member of topological insulator (TI) family i.e. Mn2Sb2Te5, which belongs to MnSb2Te4family and is a sister compound of Mn2Bi2Te5. An antiferromagnetic layer of (MnTe)2has been inserted between quintuple layers of Sb2Te3. The crystal structure and chemical composition of as grown Mn2Sb2Te5crystal is experimentally visualized by single crystal x-ray diffractometer and field emission scanning electron microscopy. The valence states of individual constituents i.e., Mn, Sb and Te are ascertained through x-ray photo electron spectroscopy. Different vibrational modes of Mn2Sb2Te5are elucidated through Raman spectroscopy. Temperature-dependent resistivityρ(T) of Mn2Sb2Te5resulted in metallic behavior of the same with an up-turn at below around 20 K. Further, the magneto-transportρ(T) vsHof the same exhibited negative magneto-resistance (MR) at low temperatures below 20 K and small positive at higher temperatures. The low Temperature -ve MR starts decreasing at higher fields. The magnetic moment as a function of temperature at 100 Oe and 1 kOe showed anti-ferromagnetism (AFM) like down turn cusps at around 20 K and 10 K. The isothermal magnetization showed AFM like loops with some embedded ferromagnetic/paramagnetic (PM) domains at 5 K and purely PM like at 100 K. The studied Mn2Sb2Te5clearly exhibited the characteristics of a magnetic TI.

Quantum-sized topological insulators/semimetals enable ultrahigh and broadband saturable absorption

Two-dimensional topological insulators/semimetals have recently attracted much attention. However, quantum-sized topological insulators/semimetals with intrinsic characteristics have never been reported before. Herein, we report the high-yield production of topological insulator (i.e., Bi2Se3 and Sb2Te3) and semimetal (i.e., TiS2) quantum sheets (QSs) with monolayer structures and sub-4 nm lateral sizes. Both linear and nonlinear optical performances of the QSs are investigated. The QS dispersions present remarkable photoluminescence with excitation wavelength-, concentration-, and solvent-dependence. The solution-processed QSs-poly(methyl methacrylate) (PMMA) hybrid thin films demonstrate exceptional nonlinear saturation absorption (NSA). Particularly, Bi2Se3 QSs-PMMA enables record-high NSA performance with a broadband feature. Specifically, the (absolute) modulation depths up to 71.6 and 72.4% and saturation intensities down to 1.52 and 0.49 MW cm-2 are achieved at 532 and 800 nm, respectively. Such a phenomenal NSA performance would greatly facilitate their applications in mode-locked lasers and related fields.

Effect of Transition Metal Dichalcogenide Based Confinement Layers on the Performance of Phase-Change Heterostructure Memory

Phase-change random-access memory is a promising non-volatile memory technology. However repeated phase-change operations can cause durability issues owing to defects formed by long-distance atom diffusion. To mitigate these issues, phase-change heterostructure (PCH) devices with confinement material (CM) layers based on transition metal dichalcogenides (TMDs) such as TiTe2 have been proposed. This study implements PCH devices with additional TMDs, including NiTe2 and MoTe2 , alongside TiTe2 , and analyzes their characteristics by examining the differences in the CM layers. The results show that the NiTe2 -based PCH device demonstrates a RESET current of 1.4 mA, 38% lower than that of the TiTe2 -based device, enabling low-power operation. Furthermore, the MoTe2 -based PCH device exhibits a cycling endurance exceeding 107 cycles, a five-fold improvement in durability compare with the TiTe2 -based device. The performance differences observe in each PCH device can be attributed to the variation in the material properties, such as the cohesive energy and electrical conductivity, of the TMDs used as the CM layer. These results provide critical clues to improve the performance and reliability of conventional PCH memory devices.

Growth Features of Bi2Te3Sb1.5 Films on Polyimide Substrates Obtained by Pulsed Laser Deposition

Thermoelectric materials in the form of thin films are used to create a wide variety of sensors and devices. The efficiency of these devices depends on the quality and efficiency of the thermoelectric materials obtained in the form of thin films. Earlier, we demonstrated that it is possible to obtain high-performance Bi₂Te₃Sb_1.5 films less than 1 μm thick on polyimide substrates by using the PLD method, and determined optimal growth conditions. In the current work, the relationship between growth conditions and droplet fraction on the surface, microstructure, grain size, film thickness and chemical composition was studied. A power factor of 5.25 μW/cm×K² was achieved with the reduction of droplet fraction on the film surface to 0.57%. The dependencies of the film thickness were studied, and the effect of the thickness on the efficiency of the material is shown. The general trend in the growth dynamics for Bi₂Te₃Sb_1.5 films we obtained is the reduction of crystalline size with Pressure-Temperature (PT) criterion. The results of our work also show the possibility of a significant reduction of droplet phase with simultaneous management of crystalline features and thermoelectric efficiency of Bi₂Te₃Sb_1.5 films grown on polyimide substrates by varying growth conditions.

Ultra-mild synthesis of nanometric metal chalcogenides using organyl chalcogenide precursors

Bis(trialkylsilyl) monochalcogenides and diorganyl dichalcogenides, (R₃Si)₂E and R₂E₂ (E = S, Se or Te and R = alkyl, aryl or allyl group), have emerged in the past decade as excellent reagents for the synthesis of metal chalcogenide nanoparticles (NPs) and clusters owing to their ability to transfer the chalcogenide anion (E^2-) under ultra-mild conditions and versatility in reacting even with non-conventional metal reagents or being employed in a variety of synthetic methods. In comparison, the related non-silylated diorganyl monochalcogenides R₂E have received attention only recently for the solution phase synthesis of metal chalcogenide NPs. In spite of sharing many similarities, these three families of organyl chalcogenides are different in their coordination ability and decomposition behavior, and therefore in reactivities towards metal reagents. This feature article provides a concise overview on the use of these three families as synthons for the ultralow-temperature synthesis of metal chalcogenide nanomaterials, deliberating their different decomposition mechanisms and critically assessing their advantages for certain applications. More specifically, it discusses their usefulness in (i) affording molecular precursors with different kinetic and thermal stabilities, (ii) isolating reactive intermediates for comprehending the mechanism of molecule-to-nanoparticle transformation and, therefore, achieving fine control over the synthesis, (iii) stabilizing isolable metastable or difficult-to-achieve phases, and (iv) yielding complex ternary nanoparticles with controlled stoichiometry or composites with sensitive materials without modifying the characteristics of the latter. Besides providing a perspective on the low-temperature synthesis of nanomaterials, this overview is expected to assist further progress, particularly in the field of R₂E, leading to interesting materials including metastable ones for new applications.

Exploration of metal sulfide syntheses and the dissolution process of antimony sulfide in phosphonium-based ionic liquids

Ionic liquids (ILs), especially task-specific ILs, are capable of dissolving various solids at moderate temperatures without the need for special reaction vessels. Direct synthesis of binary sulfides of B, Bi, Ge, Mo, Cu, Au, Sn, In, Ti, V, Fe, Co, Ga, Ni, Al, Zn, and Sb in [P₆₆₆₁₄]Cl was tested at 100 °C, i.e. below the melting point of sulfur. Under these conditions, substantial sulfide formation occurred only for nickel (Ni₃S₄, Ni₃S₂, NiS) and copper (Cu₂S, CuS). Sb showed no formation of crystalline sulfide, but after addition of EtOH, an orange material precipitated which was identified as amorphous metastibnite. Subsequently, the dissolution of antimony sulfide (Sb₂S₃), the main source of antimony production, in the phosphonium-based ILs [P₆₆₆₁₄][OAc] and [P₆₆₆₁₄]Cl at 100 °C was studied in detail. The dissolution proceeds without H₂S evolution, and amorphous Sb₂S₃ can be precipitated from these solutions. Heating Sb₂S₃ in the Lewis-acidic IL [BMIm]Cl·4.7AlCl₃ led to the crystallization of [Sb₁₃S₁₆Cl₂][AlCl₄]₅, which contains a new quadruple heterocubane cation.

Thermoelectric properties of Zn- and Ce-alloyed In2O3and the effect of SiO2nanoparticle additives

Thermoelectric materials are considered promising candidates for thermal energy conversion. This study presents the fabrication of Zn- and Ce-alloyed In₂O₃with a porous structure. The electrical conductivity was improved by the alloying effect and an ultra-low thermal conductivity was observed owing to the porous structure, which concomitantly provide a distinct enhancement ofZT. However, SiO₂nanoparticle additives react with the matrix to form a third-phase impurity, which weakens the electrical conductivity and increases the thermal conductivity. A thermoelectric module was constructed for the purpose of thermal heat energy conversion. Our experimental results proved that both an enhancement in electrical conductivity and a suppression in thermal conductivity could be achieved through nano-engineering. This approach presents a feasible route to synthesize porous thermoelectric oxides, and provides insight into the effect of additives; moreover, this approach is a cost-effective method for the fabrication of thermoelectric oxides without traditional hot-pressing and spark-plasma-sintering processes.

Influence of Nanoparticle Processing on the Thermoelectric Properties of (Bix Sb1-X )2 Te3 Ternary Alloys

The synthesis of phase-pure ternary solutions of tetradymite-type materials (Bix Sb1-x )2 Te3 (x=0.25; 0.50; 0.75) in an ionic liquid approach has been carried out. The nanoparticles are characterized by means of energy-dispersive X-ray spectroscopy (EDX), powder X-ray diffraction (PXRD), scanning electron microscopy (SEM), and transmission electron microscopy. In addition, the role of different processing approaches on the thermoelectric properties - Seebeck coefficient as well as electrical and thermal conductivity - is demonstrated.

High performance broadband photodetectors based on Sb2Te3/n-Si heterostructure

With the rapid development of optoelectronic devices, photodetectors have triggered unprecedented promise in the field of optical communication, environmental monitoring, biological imaging, chemical sensing. At the same time, there is a higher requirement for photodetectors. It is still a huge challenge for photodetectors that possess excellent performance, low cost and broad range photoresponse from ultraviolet to infrared. In this work, a facile, low cost growth of Sb₂Te₃ thin film using magnetic sputtering was performed. After rapid annealing treatment, the crystallinity of the thin film was transformed from amorphous to polycrystalline. Ultraviolet-visible-infrared absorption study of the thin film revealed broad absorption range, which is ideal for use in broadband photodetectors. Such photodetectors can find many important applications in communication, data security, environmental monitoring and defense technology etc. A prototype photodetector, consisting of Sb₂Te₃/n-Si heterostructure, was produced and characterized. The device demonstrated a significant photoelectric response at a broad spectral range of between 250 and 2400 nm. The maximum responsivity and detectivity of the device were 270 A W^-1 and 1.28 × 10¹³ Jones, respectively, under 2400 nm illumination. Therefore, the results showed the potential use of Sb₂Te₃ thin film in developing high performance broadband photodetectors.

Towards Antimonene and 2D Antimony Telluride through Electrochemical Exfoliation

Two-dimensional (2D) layered antimony (Sb) and antimony telluride (Sb₂ Te₃ ) are two valuable materials for optoelectronic devices and thermoelectric applications. Preparing high-quality sheets of these materials is the initial phase to promote their expected issues. Herein, micrometer-sized few-to-multilayered sheets of Sb and Sb₂ Te₃ have been obtained by electrochemical exfoliation. The layered rhombohedral Sb was exfoliated in Na₂ SO₄ and Li₂ SO₄ electrolytes by anodic-cationic intercalation, and Sb₂ Te₃ was exfoliated in Na₂ SO₄ . These findings are important contributions for the solution-based room-temperature electrochemical exfoliation, which is stable under glove-box-free conditions, to further improve the production of high-quality exfoliated sheets.

Coupling Topological Insulator SnSb2 Te4 Nanodots with Highly Doped Graphene for High-Rate Energy Storage

Topological insulators have spurred worldwide interest, but their advantageous properties have scarcely been explored in terms of electrochemical energy storage, and their high-rate capability and long-term cycling stability still remain a significant challenge to harvest. p-Type topological insulator SnSb₂ Te₄ nanodots anchoring on few-layered graphene (SnSb₂ Te₄ /G) are synthesized as a stable anode for high-rate lithium-ion batteries and potassium-ion batteries through a ball-milling method. These SnSb₂ Te₄ /G composite electrodes show ultralong cycle lifespan (478 mAh g^-1 at 1 A g^-1 after 1000 cycles) and excellent rate capability (remaining 373 mAh g^-1 even at 10 A g^-1 ) in Li-ion storage owing to the rapid ion transport accelerated by the PN heterojunction, virtual electron highways provided by the conductive topological surface state, and extraordinary pseudocapacitive contribution, whose excellent phase reversibility is confirmed by synchrotron in situ X-ray powder diffraction. Surprisingly, durable lifespan even at practical levels of mass loading (>10 mg cm^-2 ) for Li-ion storage and excellent K-ion storage performance are also observed. This work provides new insights for designing high-rate electrode materials by boosting conductive topological surfaces, atomic doping, and the interface interaction.

New Developments in Material Preparation Using a Combination of Ionic Liquids and Microwave Irradiation

During recent years, synthetic methods combining microwaves and ionic liquids became accepted as a promising methodology for various materials preparations because of their high efficiency and low energy consumption. Ionic liquids with high polarity are heated rapidly, volumetrically and simultaneously under microwave irradiation. Hence, combination of microwave irradiation as a heating source with ionic liquids with various roles (e.g., solvent, additive, template or reactant) opened a completely new technique in the last twenty years for nanomaterials and polymers preparation for applications in various materials science fields including polymer science. This review summarizes recent developments of some common materials syntheses using microwave-assisted ionic liquid method with a focus on inorganic nanomaterials, polymers, carbon-derived composites and biomass-based composites. After that, the mechanisms involved in microwave-assisted ionic-liquid (MAIL) are discussed briefly. This review also highlights the role of ionic liquids in the reaction and crucial issues that should be addressed in future research involving this synthesis technique.

Yb14MgBi11: structure, thermoelectric properties and the effect of the structure on low lattice thermal conductivity
